Description: | Device simulation is an efficient method for developing new microsystems. In many cases, knowledge of the charge carrier concentration and mobility over a wide temperature range (4K<T<500K) is required for precise determination of the electrical parameters. However, detailed data on this is lacking in commercial simulators. The project determined these parameters for the specified temperature range. The findings will be incorporated in future developments. | |
